Abstract

We have developed a high performance of flexible lanthanumzinc-oxide (LaZnO) thin-film transistor (TFT) and high gain inverter by spray pyrolysis. The flexible LaZnO TFT on polyimide (PI) substrate exhibits the mobility of 20.08 cm2V-1s-1 and zero hysteresis voltage, which is robust under 30k cycles out-folding.
